Titanium target material, titanium element symbol Ti, atomic number 22, density 4.454g/Cm3, physical properties: melting point 1668 ℃, boiling point 3262 ℃, specific heat capacity 0.52 (J/(Kg · K), evaporation heat 421 (KJ/mol), melting heat 15.45 (KJ/mol), conductivity 0.0234 (106/cm). Due to the high cost and limited application areas of high-purity titanium, it is mainly used as a semiconductor material and as a suction material in ultra-high vacuum devices. High purity titanium has gas absorption properties, especially hydrogen absorption CH4 and Co2 gases, therefore, can be widely used in high vacuum and ultra-high vacuum systems. Using high-purity titanium sputtering to produce LSI When using VLSI and ULSI line networks, these integrated components can become particularly lightweight, thin, small in size, and have dense lines. High purity titanium targets can also be used as barrier layer metal materials. The following are two typical microscopic metallographic examination images of titanium sputtering target material, with an average particle size of<50um.Both pure titanium and titanium alloy targets are titanium targets. Pure titanium refers to materials with a titanium content exceeding 99.6% in their chemical composition, among which titanium targets are mainly used in certain application scenarios that require high purity or high conductivity. Titanium alloy target material refers to a material made by mixing titanium with other metals (such as aluminum, vanadium, etc.) or non metals (such as nitrogen, carbon, etc.) in a certain proportion. The advantage of this material is that it can adjust different properties according to needs, such as strength, wear resistance, corrosion resistance, etc. Titanium target materials have some excellent characteristics of titanium itself, such as excellent corrosion resistance, high strength and low density, as well as good biocompatibility, high temperature resistance, etc. In addition, due to the fact that titanium targets are "struck" during the thin film deposition process to produce titanium atoms, their surface quality has a significant impact on the quality of the deposited titanium thin film.
